On May 15, the "2025 China's Top Ten Optical Industry Technology Award Ceremony and Industrial Innovation Conference" was held in Wuhan Optics Valley. The "high-power and high-efficiency 976nm DFB wave-locking chip" independently developed by Dogain has been strictly reviewed by the industry authoritative review committee, online voting and other multi-dimensional comprehensive selection, and finally stood out from 156 declared technologies and won the "2024 China's Top Ten Optical Industry Technologies - Innovation Award"! This is the third consecutive year that Dogain has won this award.

The "high-power and high-efficiency 976nm DFB wave-locking chip" developed by Dogain has achieved a breakthrough in the core technology of semiconductor lasers. This innovative achievement overcomes the technical bottleneck of traditional semiconductor lasers with large wavelength temperature drift and spectral line width, and realizes the breakthrough of high reliability of chips and the localization of high-performance self-locking wave chips through grating cleaning, epitaxial growth process and device preparation process optimization. At the same time, this technology can be extended to a variety of DFB chip products such as single-mode and multi-mode, promoting the rapid development of high-efficiency laser technology applications.

 

High power and high efficiency 976nm DFB wave locking chip

Based on the self-developed DFB wave-locking chip technology, Dogain has successfully developed the "high-efficiency lightweight wavelength locked 976nm 650W pump module", which uses 220/242μm (NA=0.22) optical fiber, the module weight ≤ 220g, the output power ≥ 650W, and the electro-optical conversion efficiency is ≥55%, and the center wavelength is maintained at 976nm±2nm under 3~25A current. With a spectral width of ≤ of 1.2nm and a wave lock temperature range of ≥50°C under working current, the module is mainly used in energy-efficient, lightweight, and miniaturized fiber laser pump sources, with high stability and fast response, which is convenient for integrating the control unit and the heat dissipation system in a smaller space, greatly improving the portability and flexibility of the system.

Technological innovation:

1. Chip-level breakthrough

  • It has broken through the industry bottleneck of 0.33nm/°C wavelength temperature drift of traditional semiconductor laser chips, and achieved an ultra-low temperature drift coefficient of 0.06nm/°C.
  • The integrated DFB chip structure design of independent epitaxy, devices, and cavity surfaces has achieved breakthroughs in high power and high efficiency, with an electro-optical conversion efficiency of up to 67%;
  • Breakthroughs in high chip reliability have been achieved through grating cleaning and epitaxial growth process optimization, as well as device preparation process optimization. With a chip life of over 20,000 hours, it meets the long-term reliability requirements of industrial-grade applications.

2. Modular innovation

  • Compact packaging technology with three-dimensional stacking architecture: breaks through the space utilization limitation of traditional planar packaging structure, and reduces the weight by 40% compared with conventional packaging through thermodynamic simulation and vibration reliability test.
  • Efficient thermal management technology: The preparation technology of high thermal conductivity silicon carbide material breaks through the bottleneck of traditional aluminum nitride pyrodeposition, reduces the working junction temperature of the chip, and improves the service life of the chip.
  • High environmental adaptability: -45°C~+70°C environmental adaptability, the product can fully meet the requirements of GJB test.
